Finding Gate Resistance of MOSFET in spectre-ADE.

Dear All,

We are able to find the Cgg,Cgs, Cgd and other junction capacitance of the MOS in ADE.

Is there any way we can find the Gate Resistance of MOSFET in spectre-ADE ?

    This will depend on the model used. For bsim4 I see there's

    59 rgbd (Ohm) Gate bias-dependent resistance.

    (see "spectre -h bsim4" and search for "Operating Point").

    Thanks a lot.

    We also see "rgate" as one of the operating parameters of MOS in ADE. What is this for ?

    Do we have  documents for other BSIM models (like BSIM6)  like BSIM4.

    In addition (for quick help) you can see "spectre -h bsim6" (or spectre -h bsimbulk). You can see the help topics and components which have help using "spectre -h".

    The documentation is at `spectre_root`/bin/cdnshelp as well as on support.cadence.com - there's a whole manual on the device equations for each model. The manual that Frank pointed to is Spectre Circuit Simulator Components and Device Models Reference.
