Modeling a Varactor Diode

I am trying to model this varactor diode from MACOM MA46H120. The spice model is given by the company but using ADS

I tried different diode models in AWR but none of the yields to same results as in ADS. I know this more likely because of the models are based on different equations. Is there a diode model in AWR same as of ADS because most diodes models are given in ADS.

    In AWR SDIODE spice diode model are available. So may be change the spice parameter values for your application.

    If you are unable to open a support ticket, here is a summary of what you will need to do to replicate the diode's performance:

    • Use the SDIODE model to model the diode itself (adding the shunt cap shown in parallel).
    • View the element's Secondary Parameters in its Element Options Dialog.
    • Enter the parameter values from the PDF file you've attached.  Verify that you've performed the appropriate scaling of parameters where necessary (for instance, where the Is parameter is given in units of A, but the SDIODE model uses mA).
    • Use the appropriate setting for the COMPAT parameter (one of the secondary parameters) for this particular model.
