BSIM4 gate resistor + NQS effects

Hello,

I am designing an opamp (with Cadence IC614) with unity gain frequency above 2GHz @ 90nm (IBM cms9flp) .I use the RF transistors for my circuit and i have noticed at the schematic properties of the RF fets an option [B][U]BSIM4 Gate Resistance[/U][/B] with 3 sub-choises : no resistance,gate resistor,gate resistor+NQS effects.

I noticed dramatic changes at my circuit's performance concerning unity gain freq. when i select gate resistor+NQS effects (approx. 100MHz) and no resistance (approx. 2GHz).

Could somebody explain me why this large difference comes up??

I would appreciate any helpful answer to my problem.
