HiSim HV Models do not simulate properly in xfab xdh10 pdk

 I am using a pdk from xfab called xdh10.
It includes several high voltage device, I am using device named nd54bs. It uses HiSim HV Model. When I try to simulate it in spectre, the simulation results does not predict the Ron of a single transistor properly

Is there a setting that needs to be set to make it run properly ? Is my spectre cadence version correct ?

The foundry said that they don't see this problem when they ran my test case.  The foundry's environment is given below:-

Cadence: IC6.1.5-64b.500.16
XDH10 pdk: v4_0_1 (under XENV: v1_2_2)
Spectre: 12.1.0.295.isr1 64bit
Models: v4.0.1 

 

 My environment is given below:

The cadence version is : 6.1.5-64b 01/10/2011
spectre version is : 12.1.1.246.isr19 64bit

I am attaching an output.log file for further review.

    I can't see a good reason why this should work for the foundry but not you, so please contact customer support at http://support.cadence.com so we can look at it with you.
