Cadence Virtuoso 6.16 model cards

Dear All,

I'm using Predictive Technology Model (PTM) model cards on cadence virtuoso 6.16, and drawing the characteristics ( Ids vs Vgs) of nmos and pmos, but I'm getting the characteristics of pmos like nmos (which is wrong), do anyone know what is the reason of that wrong behavior?

    Assuming that you're getting the models from http://ptm.asu.edu perhaps you could give a link to which specific model you're using, and also post the spectre netlist you're using to test this. That way it would be easier to see what you're actually doing and to spot whether something is wrong in your setup.

    Why do you think it's wrong? I couldn't see anything obvious that looked incorrect to me. You're sweeping over a wide range (the model file says nominal VDD of 0.7, and you have your VDD set to 1.0 and are sweeping the gate from -1 to 1 so you have some kind of problem at very small values of VGS). If I sweep from -0.5 to 1 the results remove that breakdown behaviour, but not sure what you think is wrong?
