Using SPICE level 3 MOSFET model in SPECTRE

Dear all,

I'm trying to use simple SPICE level 3 Mosfet model in Spectre, defined as:

NMOS ( KP= 1400.5  VTO=4  THETA=0  VMAX=1.5e5  ETA=0.005  LEVEL=3)

However, after a successful import, the simulated characteristic of the device in Spectre is incorrect (comparing to LTSpice, for which the original model is designed).

This is the subcircuit being called by spectre:

M1 drain gate source source DMOS w=1u l=1u
.model DMOS NMOS( KP= 1400.5  VTO=4  THETA=0  VMAX=1.5e5  ETA=0.005  LEVEL=3)

I also tried to convert my model to spectre netlist with spp commad and I get same results.

Does anyone have an idea what to tweak to get the correct device characteristic in spectre?

    Without knowing what you're expecting it to look like, it's hard to be sure. Maybe adding +spice on the command line for spectre might help - this adds some additional SPICE compatibility. That said, I'm not sure LTSPICE is definitely "correct" either.

    Spectre does have PSPICE model support nowadays - and can read a PSPICE model using pspice_include. Maybe that would help too?
