Simulate all possible value of a MOSFET threshold voltage

I would like to see all possible value of a MOSFET threshold voltage (under different size, terminal voltage,...).

Could you tell me how to simulate that?

    Well, "all" is a somewhat extensive goal for something that is continuous in value, but isn't this just a set of sweeps?

    Thank you.

    I would like to know which combination of parameters like (W, L, VDS, VGD) that give the smallest threshold voltage. 

    There are a lot of variables here so I can sweep all of them at the same time.

    I am wondering if there is a way to do this.

    Sounds like a job for the ADE GXL Optimiser. You have an output measurement for the Vt, and then ask it to minimise this - and tell it all the ranges of things it can vary - and then let the Optimiser find the parameter combinations which lead to that minimum.

    Note, I've not thought about this very much or tried it out to see how efficient that would be. If there are lots of variables, it would be cheaper than an exhaustive search. You could also use the sensitivity analysis to figure out which have the biggest impact if you wanted to narrow down the choices for an exhaustive search - but that's somewhat what the optimiser would be doing for you.
