BSIM4 Model parameters significance

Hello,

I am trying to understand the significance of varies parameters which I see when I choose to print DC operating points for a given mosfet in my design after simulating in cadence virtuoso.

I can see parameters which I can relate to (parameters like 'vds','vgs','vth','vt0' and so on are known ) But I am unable to comprehend the significance of other parameters('Vgt','vdss', 'vsat') which are displayed.

Vgt seems to be similar to  (Vgs-Vth),when you see at notation of parameter, but upon actually calculating Vgs-Vth, the value does not matches with Vgt.

Is there any document where I can find the significance of all the parameters that are printed in result window. Does cadence provide such document along with the licence ?

I tried to look in the " */topinclude.scs" file which I included in model library option in ADE. But I did not find any description or equation for unknown(at least to me) parameters.

Can anybody help me ?

PS: If there is no such document available, please let me know about 'Vgt','vdss', 'vsat' these parameters atleast.

Yes, this is in the documentation. Run `cds_root spectre`/bin/cdnshelp (i.e. cdnshelp from the MMSIM/SPECTRE installation). The document you want is the MMSim->Virtuoso® Simulator Components and Device Models Reference (there's a chapter on bsim4, and if you look at the component parameters at the end, there is an Operating Point Parameters section, with links where relevant to the equations needed to compute the results).

    Regards,

    Andrew.
