warning of Acde in Cadence Virtuoso

Hello Sir,

I am Anum Khan i am working on a project of designing a Low Power Low Noise Op-amp on Cadence Virtuoso version IC6.1.5.500.12

when i run the simulation it gives the warning of 'Acde' = 240.24e-03 is unusually small.

Can you please explain what does Acde means and how can i fix it ?

Thank You

Best Regards,

Anum Khan

    Anum,

This is not a SKILL question, so for future reference this is in the wrong forum (unfortunately due to a temporary bug I can't move it to the right place).

This is likely to be a model parameter, and from a quick hunt, I think it's for bsim4. Looking at the bsim4 help:

244 acde=1.0 m/V Exponential coefficient for charge thickness in CAPMOD=2 for accumulation and
        depletion regions.

I suspect it's a problem with your device models - I can't tell for certain without seeing it (you didn't say which spectre version you're using, because the versions I tried didn't give exactly that warning).

You might want to check with the foundry that supplied the models (and check with a recent MMSIM version).

    Regards,

    Andrew.

    Dear Sir,

I am sorry for posting m question in a wrong forum. I will be careful for the next time.

The spectre version i am using is 11.1.0.214 and the technology is LFoundary 0.15um

Warning from spectre during initial setup.

    WARNING (CMI-2424): M7: `Acde' = 240.24e-03 is unusually small.

Is there any solution for this?
