GaN HEMT Models for Spectre

Are there any GaN HEMT models available for RFIC design using Cadence ADE? What is the best option to create a new HEMT model to be used for RFIC design using Cadence ADE?

    Tawna & Andrew,   I am given a task to generate a new model for the HEMT device at hand. So I am just wondering what tool should I use to create the model file which can be ported to the cadence library(with least trouble) for designing a RF circuit later on ( say, an amplifier using HEMT)? Should I use HSpice or Matlab or directly create the device model in Cadence ADE for the model? Thanks!
