GaN HEMT Models for Spectre

Are there any GaN HEMT models available for RFIC design using Cadence ADE? What is the best option to create a new HEMT model to be used for RFIC design using Cadence ADE?

    This is something that the provider of the technology you're using would provide. I can't answer who is out there that can provide such models though... or even who provides Gallium Nitride technologies (not really my area, but maybe somebody else on the forum can).

    For GaN technology, you might want to contact RF Micro Devices or NXP.

    I bet there are probably some IEEE papers out there on modeling as well.

    Tawna & Andrew,   I am given a task to generate a new model for the HEMT device at hand. So I am just wondering what tool should I use to create the model file which can be ported to the cadence library(with least trouble) for designing a RF circuit later on ( say, an amplifier using HEMT)? Should I use HSpice or Matlab or directly create the device model in Cadence ADE for the model? Thanks!
